Phase-change thermal management solutions for advanced electronics

    Abstract

    Thermal management of modern electronics devices is becoming increasingly difficult as higher device power requirements are fitted into ever smaller packages. This trend challenges efforts to achieve continued improvements in overall system efficiency, where reductions in the combined energy usage of the electrical and thermal-management systems are desired. Two-phase jet impingement is a technology that can enable high cooling efficiency in a variety of applications. Recent advances in this technology are presented and opportunities for further improvement are identified and discussed.
